Abstract: Transparent conducting oxides (TCOs) have high transparency in the visible range and high electrical conductivity. Both properties are performed by free carrier densities of ~1019 cm-3 in TCOs, being three orders of magnitude smaller than those in metals. Insulator-to-metal transition in semiconductors has been discussed using the variable-range hopping model. Hopping process of free carriers in pure and Si-doped β- Ga2O3 single crystals is derived from the temperature dependence of the electron-spin resonance (ESR) line ascribed to the conduction electrons.
